A 2.8-to-7.3 GHz Quad-Mode QVCO Achieving 205.9 dBc/Hz FoMTA in 55nm CMOS

摘要

This work describes a transformer-resonator based quad-mode quadrature voltage-controlled oscillator (QM-QVCO), which improves the frequency tuning range (FTR) and phase noise (PN). We also utilize the diode-connected network to achieve in-phase coupling in the QM-QVCO without deteriorating tank Q. Besides, the resistance of mode-selection switches is ignored. Thus, the wide FTR and low PN are realized simultaneously. The QM-QVCO is manufactured in 55-nm CMOS, which occupies a core area of 0.318 mm2 and exhibits an FTR of 88.8%. The measured best PN is -120.2 dBc/Hz at 1-MHz offset, corresponding to a peak FoMTA of 205.9 dBc/Hz.
